Customers Source Ideas for Advanced Packaging Thought Leadership

An advanced packaging capital equipment supplier’s technical prowess grows by providing successful solutions to customers over many years. It also comes from industry-recognized thought leadership. During the week of SEMICON China in Shanghai, Daniel Evans, Palomar’s Chief Technical Officer along with his associate Wenjuan Qi, delivered a technical presentation to a captive audience of over 200 Chinese scientists, engineers and executives in both English and Mandarin.

Palomar R&D work is done mostly at the behest of specific customer challenges that are deemed applicable across other applications. There are 3 typical sources of new technology and process ideas:

  1.     Palomar Applications Division: For customers interested in purchasing equipment, Palomar will perform a “pre-sale” application. This is proof of capability – good for both parties. At times however, a customer will present an application where a current solution does not exist (usually, anywhere in the world). Is this an area for further study? Can something that currently exists be modified or enhanced?
  2.     Palomar Assembly Services Division: Palomar Assembly Services is the process development and contract manufacturing arm of Palomar Technologies. This division uses all of Palomar’s platforms (3800 die bonder, 8000i wire bonder and 9000 wedge bonder) along with a lengthy list of associated test and measurement equipment to assemble and package customer products. Device manufacturers from around the world needing precision microelectronic assembly services but, for whatever reason, do not want to purchase capital equipment themselves, have a solution here. Furthermore, the processes that are developed in Palomar Assembly Services can be transferred later on to the customer’s facility when they are ready to buy equipment. But certainly, because of the nature of this “precision assembly” model, this division sees a lot of first generation products. They also see complex applications where no comprehensive solution is available anywhere else in the world. Can Palomar develop this process on existing equipment? If not, what else is required?  If the Applications Division has seen this same kind of challenge, how did they solve it?

  1.     Palomar Customer Service Division:   All of Palomar’s service is done directly – every service engineer for Palomar equipment is directly employed by Palomar throughout the world. This puts Palomar in a unique position to work directly with customers serving their ongoing equipment requirements and process needs. Also, Palomar does not have “cut-off” dates for equipment servicing as many other suppliers do. This means Palomar service engineers are working with hardware and processes on multiple generations of Palomar platforms. A high level of expertise has developed over time as has a keen eye for customer needs and direction of their future needs.

Daniel Evans, Palomar CTO, brings together these 3 areas to work on continual product and process development. This work on technological innovation for advanced packaging is reflected in seminars such as the one presented in Shanghai in mid-March.
